3.1 Mid-infrared performance of cascade lasers

The first demonstration of continuous, room-temperature operation of a cascade laser in the mid-infrared was carried out in 2002 . Since then, impressive progress has been made, enabling this operating regime to be extended from 3 to 12 μm using the same material system, GaInAs/AlInAs on an InP substrate, with emitted powers of up to a few watts at room temperature and a tap efficiency (i.e. the ratio of emitted optical power to injected electrical power) of the order of 20%.
